Out of what could be considered "The Big 3" when it comes to DBZ's villains, which was your personal favorite?

For me it goes:
1. Frieza
2. Buu
3. Cell
I didn't like how Cell constantly obsessed about perfection and bragged about it only to completely break down against Gohan. And Frieza and Buu would never give the Z Fighters 10 days to train. Frieza fought like a badass to the end rather than try to kill himself to win. And he's the only one of them who was born naturally rather than created to be the ultimate killing machine. I'm pretty sure it was even stated he actually trained with his father. Buu and Cell never trained but relied on cheap absorptions.

I'd argue there's a big 4 since the 4 main arcs are the Saiyajin Arc, the Freeza arc, the Artificial Human arc, and the Buu arc.

Buu - because he's not interested in domination, power or revenge - he just does bad things out of the selfishness of instinct. He was created to do nothing else than destroy upon command, and that makes him strangely innocent, and, to me, more interesting than the archetypal bad guy who wants to rule the world just because he can.

My all-time favorite main villain is Vegeta (and favorite character in general) but out of the three I'd have to say Cell. Very smug and cunning, with a Saiyan thirst for challenge and is the only villain who seems to genuinely respect Goku as a fighter. I also like his brand of sadism, unlike Freeza who is satisfy with physical torture, Cell tortures you psychologically.

Freeza is more of a character than Cell or Buu. Cell is more of an obstacle, a challenge, but not much of a character on his own (the anime gives him Wakamoto, which is a great gift). Buu is... well, Buu is a gag character, even when he's serious. He definitely presents a more ongoing threat than Cell, but I don't even find him particularly intimidating as a character, either. He's just this "REALLY POWERFUL THING WE MUST BEAT". He's like a force of nature. Freeza, meanwhile, has a sense of personality and grandeur that is all his own, rather than borrowed. He's got little eccentricities to him.
Now the Cell Games are my favorite part of all of DB, but defeating Cell seems like more of a goal than a necessity until the very end. Freeza is a mass-murdering tyrant monster who needs to be whomped but good. In the Cell arc, I want to see Gohan surpass his father and defeat Cell. In the Freeza arc, I want to see that psychopath gangster get his ass kicked. There's a stronger emotional hatred for what Freeza is, the way he gleefully kills innocents, destroys planets, brutalizes opponents, and speaks so highly of himself, and yet presents himself in this faux-gentlemanly manner. You just want to sock him in the schnozz. He's a villain you love to hate.
Now, there isn't anything inherently wrong with "defeat so-and-so because he's a challenge". That's what the tournament arcs were mostly about (though Piccolo was a big threat to the planet). I'm just saying the personal touches of Freeza make him the more appealing villain.

My favourite is definetly Boo.
Despite the huge hype, I felt Frieza was a let-down.
Cell was fantastic. Solid villain with interesting back-story. His fights with Super Vegeta, Trunks & Goku were some of the series best.
Boo however was a complete twist as villain. His childish nature sets him apart from the previous hyper-badass foe's.
Destroys human race, destroys remaining Z-fighters at Kami's Lookout, absorbs universe's strongest warriors, blasts the entire goddamned planet! Now, that's what you call a "final boss"

The Cell arc is my favorite (includes the cyborgs), and I like the "evolving insect-like humanoid" concept, I find the evolution through absorption really great.
However, from a strict "character" point of view, I think I really like Freezer.
He has that particular way of talking in a "higher class" manner (and a great voice to go with it in the anime), and is very classy as long as he remains calm and thoughtful. There's really something threatening about him while still keeping some sort of "classy" behavior until he completely loses it with Goku and becomes more pathetic (which is normal since the stylish, calm warrior becomes Super Saiyan Goku at that point).
That is the case with Cell too though: Freezer and Cell alike end up losing it completely when the situation is not in their favor and have that more pathetic side to them and lose their charm, but I think it fits them. They are stylish until their true self is revealed in bad situations and they behave like kids who can't have the toys they wanted and scream "No, no, no!! I don't want it to be that way!! I'm supposed to win!!" and use low blows to fix the situation.
Majin Boo has something of his own with his ability to absorb anyone who is somewhat terrifying (if you imagine yourself being on the verge of being absorbed or turned into a powerfless candy and being crunched "alive", it's not a very appealing ending to your life) and can borrow traits and attacks to other warriors through it, which makes for constant renewal of the opponent. He's Dragon Ball's Kirby, with the same thrill to see someone taking someone else's traits and attacks (which is the main theme of this arc, with fusions also being ways to get some traits and power/attacks from someone else and add them to your own).
Plus, I like the first seconds of his final fights when he becomes pure instinct, a pure killing machine with that look staring at nothing with empty eyes and suddenly just pointing his arm forwards and trying to destroy the Earth instantly without second thoughts. The heroes save the day, but he immediately creates a second unstoppable ball. It's hard to convey the feeling you have as the reader/watcher at that moment, but I find this moment to show a very terrifying foe that you can't reason with anymore and who is done playing around. That sudden lack of conscience, that void of any feeling in his intimidating eyes, and his reaction to instantly choose to blow up the planet without reason or hesitation, as if there was no soul inside him anymore, just a destructive instinct, an infinite blackness.
Overall, I'd pick Freezer for his personnality, his seemingly diplomatic and thoughtful behavior, the thoughtful way he speaks, when he's actually a cold-blooded tyrant.
